1. Description Of Electroplated Nickel Cu/MoCu/Cu Composite Plate:


Copper-molybdenum-copper-copper packaging material is a flat composite material with a sandwich structure. Its core is made of pure molybdenum, and its exterior is made of either dispersion-strengthened copper or pure copper.


This material has adjustable thermal expansion coefficient, high thermal conductivity, and excellent high temperature resistance, and has been widely used in electronic packaging. Copper-molybdenum-copper-copper materials belong to metal-based flat layered composite electronic packaging materials. The structure of this type of electronic packaging composite material is laminated, generally divided into three layers, the middle layer is a low-expansion material layer, and the two sides are materials with high electrical and thermal conductivity. Layers, of course, also have two layers, or four layers of composite laminates. The production process is generally processed by rolling composite, electroplating composite, explosive forming and other methods. This kind of material has good thermal conductivity and low expansion coefficient in the plane direction, and there is basically no compactness problem. In addition, this The processing cost of this kind of material is relatively low. For example, Cu/Invar/Cu composite sheet can be produced by continuous rolling in coils, which can greatly reduce the production cost. It can also be processed into 70um foil, which can be widely used in the core layer and leads of PCB. frame material.

2. Process Method Of Electroplated Nickel Cu/MoCu/Cu Composite Plate:


(1),molybdenum-copper alloy plate electroplating, electroplating copper on the upper and lower sides of the molybdenum-copper alloy plate prepared by the powder metallurgy method, the electroplating layer becomes granular to obtain a copper-plated molybdenum-copper alloy plate, and the electroplating thickness is 0.015mm;

(2), copper plate electroplating, one surface of the electrolytic copper plate is electroplated with copper, the electroplating layer becomes granular, and the copper plated copper plate is obtained, and the electroplating thickness is 0.015mm;

(3), bonding, place the copper-plated copper plate with an area not smaller than the copper-plated molybdenum-copper alloy plate on both sides of the copper-plated molybdenum-copper alloy plate to form a first-class composite plate, the electroplated surface of the copper-plated copper plate and the copper-plated molybdenum-copper alloy plate The two electroplated surfaces are attached together;

(4), hydraulic pressure, the first-level composite board is placed on the hydraulic press for hydraulic pressure, the pressure of the hydraulic press is 20MPa, the copper-plated copper plate and the copper-plated molybdenum-copper alloy plate are tightly bonded together by hydraulic pressure, and the second-level composite board is obtained;

(5), sintering, placing the secondary composite board after hydraulic pressure in an electric heating furnace for sintering, heating to 1070° C. under a hydrogen atmosphere protection state, and keeping it warm for 2 hours to obtain a third-stage composite board;

(6), hot rolling, hot-rolling the three-stage clad plate under the hydrogen atmosphere protection state to obtain the four-stage clad plate, the hot-rolling temperature is 800 ° C;

(7), surface treatment, adopt belt polishing machine to remove the oxidation layer on the surface of the fourth grade composite board, obtain the fifth grade composite board;

(8), cold rolling, cold-rolling the fifth-grade composite board, so that the fifth-grade composite board meets the thickness requirement, and obtains the sixth-grade composite board;

(9), leveling, leveling the six-level composite board, and obtaining a finished copper-molybdenum-copper-copper composite board after leveling, and the thickness ratio of the copper-molybdenum-copper-copper composite board is 1:2:1.
